发光二极管芯片是一块很小的半导体晶体,它的电极在显微镜下才能看清楚,通以电流才会发光。封装技术除对两个电极进行键合或焊接,引出正、负电极外,还须考虑将光取出并按需达到规定的光强分布,此外还要将管芯产生的热导出来,有些像铟镓氮器件还必须采取防静电措施。
